通过速率方程分析微腔激光器稳态、瞬态特性,发现在增强自发发射因子的微腔激光器,加速了载流子的积累,促进了激光输出,随着注入电流的增加.光增益作用增强,激光器由自发发射向振荡放大机制转化;在阶跃电流调制下,增大自发发射因子可以减弱或消除张弛振荡,提高响应速率,在脉码调制下,眼图张开面积随自发发射因子增大而变大,有利于高速光互联;最后模拟了微腔激光器作为光源的光纤通信系统,给出10Gbit/s传输60km的接受眼图。
