Abstract:

本发明公开一种具有行波电极的硅基波导型光敏晶体管探测器。该探测器包括Si衬底;在Si衬底上依次制备出Si次集电区、Si集电区、SiGe基区和多晶Si发射区,SiGe基区上下各生长一层本征SiGe层。掺杂浓度高的SiGe基区作为光敏晶体管探测器的光吸收层;Si次集电区,Si集电区,本征SiGe层,SiGe基区和多晶硅发射区形成脊型波导结构;光窗口位于脊形波导的端面,实现入射光的侧面探测吸收。发射极电极和集电极电极构成的行波电极,可以有效的减少传统电极在传输高频信号时的分布效应,减少寄生电容对高速传输的影响。随着硅集成电路特征线宽逐渐缩小,用波导型SiGe探测器作为光互联的主要器件,可以缓解金属互联造成的传输信号延时、功率耗散、层间干扰等制约系统性能的问题。
