Abstract:

肖特基栅场效应晶体管温升和热阻测量方法及装置属于微电子技术中,半导体器件测量技术领域。本发明设计了控制信号控制的快速切换开关;漏源电压切断与栅压由反偏转为正偏的延时精确地由FPGA控制模块设定及输出;正向测试电流下,肖特基结电压的稳态过程与器件自身电容和测试电流值相关,通过采用恒温下,结电压的建立过程,作为恒温参考结电压,减小计算工作下温升的延时误差;采用FPGA设计了漏源电压、漏源电流、栅源电压的采集和设定功能,可以实现小于毫秒级时间的反馈功能,可以有效保护器件由于振荡或误操作带来的器件烧毁。
