Abstract：
一种高速双极功率开关晶体管发射区结构。从剖 面结构上看, 这种发射区由轻掺杂的中心区域和分布在两侧的 高掺杂的周边区域构成。该结构能够加速晶体管的关断过程, 有效地改善双极功率晶体管的开关时间和开关损耗, 提高晶体 管关断时的热电稳定性, 使之能够在更高的频率下正常且安全 地工作。
