Abstract:
谐振腔发光二极管(Resonant Cavity Light-emitting Diode,RCLED)利用谐振腔改变自发辐射的空间分布,使其具有效率高、方向性好、光谱半宽窄及波长稳定等优点.基于AlGaInP材料的红光RCLED不但在短程光通讯领域已得到广泛应用,而且在高效率红光Micro LED方向也有良好的应用前景.本文针对课题组近年来的工作,阐述了RCLED基本原理,总结了高效率红光RCLED、面向POF的红光RCLED以及Micro-RCLED的研究进展.
