摘要:

Intra-cavity contacted oxide-confined InGaAs/GaAs VCSEL had been fabricated, by low-pressure metal organic chemical-vapor deposition (LP-MOCVD) and three axes Self-aligning process technique. The optical standing wave field of VCSEL was simulated. In addition, temperature performance of VCSEL had also been investigated by using the SV-32 cryostat and LD2002C5 test system. The CW light output power of 8mW was obtained at 35mA. The small change of threshold current across a broad range of temperature from 243-333. 1K suggested the excellent temperature performance. © 2004 IEEE.
