Abstract:

We proposed a new structure in which several active regions are seriously connected by tunnel junction and coupled to form a large optical cavity. This new laser can give high optical power at low injecting current. The optical power density at the facet can be greatly reduced for the coupled large optical cavity, thus COD is overcome and the laser beam quality is improved. The new high power 980 nm lasers with 4 active regions seriously connected are fabricated. An optical power output of 5 W at 2 A injection level, Ith of 172 mA, differential efficiency of 3.24 W/A, and Jth of 273 A/ cm2 are obtained.
