Organic-inorganic perovskite single crystals are promising in the field of optoelectronics due to their excellent optoelectronic properties. However, the ion transport of perovskite precursor is poor in confined spaces, which results in difficulty in the preparation of perovskite single-crystal films. Herein, MAPbBr3 films consisting of square grains were fabricated by the surface-confined process using the organic molecule PEAI (phenethylammonium iodide). Under the effect of oversaturation gradient, PEA+ is combined with the surface of perovskite grain from top to side, which constrains the lateral growth of grains and induces a downward growth of perovskite, leading to the formation of square grains. With the improvement of concentration PEAI, the perovskite film exhibits a decreased side length of grains (from 0.98 to 12.96 μm) and increased grain number and coverage, as well as crystallinity. The perovskite single crystalline grain films with PEAI showed double photoluminescence (PL) emission peaks due to the existence of iodine-rich perovskite. This work may provide a practical way to fabricate high-quality perovskite films for perovskite photoelectronic devices.

As one of the most promising photovoltaic materials, the efficiency of inorganic-organic hybrid halide perovskite solar cells (PSCs) has reached 25.5% in 2020. However, the stability and hysteresis remain primary challenges before it can become a commercial photovoltaic technology. Therefore, those issues have drawn significant attention for photovoltaic applications. In this work, a study of the PSCs hysteresis improvement is presented based on a combination of first-principles simulations, scanning electron microscopy images, and time-dependent photocurrent measurements. It indicates the hysteresis led by the ion migration and accumulation is mainly localized at the two interfaces: one is between electron transport layer and active layer, and the other is between active layer and hole transport layer. Considering the massive defects at the grain boundaries (GBs), they lower the potential barriers significantly. The defect density at GBs is therefore reduced via the in situ passivation of PbI2 crystals. The hysteresis index is decreased from 22.43% down to 1.04%, and results in an improvement in efficiency from 17.12% up to 20.10%. Following the understanding of defect-induced hysteresis, an approach to improve the hysteresis is provided, which can be integrated into the fabrication process and widely applied to enhance the performance of PSCs.

When the power conversion efficiency (PCE) of perovskite solar cells (PSCs) rapidly approaches that of commercial solar cells, the stability becomes the most important obstacle for the commercialization of PSCs. Aside from the widely studied slow PCE degradation, the PSCs also show a unique rapid PCE degradation. Although the degradation due to oxygen and humidity can be avoided by encapsulation, that due to bias voltage, light and heat could not be effective suppressed and will lead to considerable degradation. Usually, the rapid PCE degradation is believed to be from ion migration. However, a systematic investigation is yet to be carried out. This work quantitatively and systematically investigated the relationships between external fields (bias voltage, light or heat), ion migration and device performance. By comparing the performance of reference PSCs after 90 min degradation under these fields, we conclude that (1) the electric field affects the spatial distribution of mobile ions; (2) the light field changes the mobile ion densities and drives the ion migration; (3) the heat field results in perovskite decomposition as well as changing the mobile ion densities. In addition to the analysis of the reference device, we experimentally proved that the improved device stability upon introducing phenethylammonium iodide (PEAI) or poly-methyl methacrylate (PMMA) layers originates from the inhibition of mobile ion density and migration.

Flexible perovskite solar cells (PSCs) have attracted tremendous attention due to their potential application in portable and wearable electronics. However, the photoelectric conversion efficiency (PCE) of flexible PSCs is still far lower than that of usual rigid PSCs. Moreover, the mechanical stability of flexible PSCs cannot meet the needs of commercial applications because of the cracking of perovskite grains caused by bending stress. Here, we introduced a spacer cation additive (2-(chloromethyl) pyridine hydrochloride, CPHC) within the perovskite organic precursor to improve the device PCE and its mechanical stability. We observed that the CPHC spacer cation additive could simultaneously facilitate the crystallization of perovskite and stitch the grain boundaries to improve the flexibility. Compared to the 17.64% PCE of the control devices, the target flexible PSCs achieved a more highly efficiency over 19% with an improved mechanical stability (87.2% of the initial PCE after the 1000 cycles with the bending radius R = 6 mm). In addition, compared to methylammonium or formamidinium cation, due to the stronger hydrophobic and larger activation energy barrier for the ion migration of the CPHC spacer cation, the device retained over 80% of the initial PCE after 30 days storage in an ambient environment.

Traditional optical switches relying on the weak, volatile thermo-optic or electro-optic effects of Si or SiN waveguides show a high consumption and large footprint. In this paper, we reported an electric-driven phase change optical switch consisting of a Si waveguide, Ge2Sb2Te5 (GST) thin film and graphene heater suitable for large-scale integration and high-speed switching. The reversible transition between the amorphous and crystalline states was achieved by applying two different voltage pulses of 1.4 V (SET) and 4 V (RESET). The optical performance of the proposed switch showed a high extinction ration of 44-46 dB in a wide spectral range (1525-1575 nm), an effective index variation of Delta n (eff) = 0.49 and a mode loss variation of Delta alpha = 15 dB mu m(-1) at the wavelength of 1550 nm. In thermal simulations, thanks to the ultra-high thermal conductivity of graphene, the proposed switch showed that the consumption for the SET process was only 3.528 pJ with a 1.4 V pulse of 5 ns, while a 4 V pulse of 1.5 ns was needed for RESET process with a consumption of 1.05 nJ. Our work is helpful to analyze the thermal-conduction phase transition process of on-chip phase change optical switches, and the design of the low-energy-consumption switch is conducive to the integrated application of photonic chips.

The vertical van der Waals heterostructures based on 2-D materials have attracted tremendous attention in optoelectronic devices as they can offer perfect interface without dangling bonds, atomic layer thicknesses, and conveniently tunable energy band alignment. However, the carrier transport mechanism in vertically stacked van der Waals heterostructure photodetectors is usually neglected in regards of photoresponse enhancement strategy, leading to low photoresponsivity and quantum efficiency. Here, we report a vertically stacked tunneling photodetector based on WSe2/graphene/WS2 van der Waals heterostructure. By introducing graphene film into the WSe2/WS2 interface, the interface composition was ameliorated and the Fowler-Nordheim tunneling (FNT) was enhanced with the reduced tunneling barrier height and thickness, caused by the elevated energy level of electrons since strong electron-electron interaction, ultrafast thermalization (similar to 50 fs), and massless Dirac electrons of graphene. Therefore, the device exhibits a high photocurrent/dark current ratio (>10(4)), fast response time (similar to 300 mu s), high detectivity (similar to 1.58 x 10(12) Jones), and high responsivity (429 mA W-1) across a broad spectral range till 1 mu m at room temperature. The optimized detectivity and responsivity are about 150 times and 50 times higher than WSe2/WS2 device without graphene, respectively. These results contribute to offer a novel and versatile strategy for overcoming the performance limitation in van der Waals photodetector.

2D-layered transition metal dichalcogenides (TMDCs) have attracted tremendous interest as candidate material for next-generation nanoelectronics because of their atomically layered lattices. However, their charge modulation based on chemical doping is commonly inefficient owing to the ultrathin crystal structures, which therefore limits their applications in electronic devices. Here, a photoinduced electrostatic modulation of WSe2 field-effect transistor with charge-trapping layers of hexagonal-BN (h-BN)/SiO2 is achieved for both n- and p-type polarities, which demonstrates a large on/off ratio exceeding 10(6). This electrostatic modulation of WSe2 performs a reversible and high carrier regulation from an electron density of 3 x 10(12) cm(-2) to a hole density of 1.5 x 10(12) cm(-2). Through this facile and powerful approach, a p-n homojunction rectifier and a complementary metal-oxide-semiconductor inverter are successfully prepared and perform the functions of AC-DC conversion and cascadable logic NOT. Consequently, these results provide a huge potential for wide applications of TMDC-based logic electronics.
